Abstract
Tämän diplomityön tarkoituksena oli jatkaa kehitystyötä JESD22-B111-standardin mukaisen pudotustestin korvaamiseksi tärytystestillä eri lämpötiloissa. Tavoite jakaantui kolmeen osaan: 1) testattavan komponenttilevyn häiriövärähtelyjen poistaminen, 2) testin aikaisen lämpötilan asettaminen ja vakiointi sekä 3) pudotustestiä vastaavien vauriotyyppien tuottaminen eri lämpötiloissa. Työn kirjallisuusosassa esitellään yleisesti tiheästi pakatuille elektroniikkalaitteille käytettyjä luotettavuustestejä, joita ovat eri lämpötilatestit sekä mekaanisen rasituksen testit. Tämän lisäksi esiteltiin periaatteita komponenttilevyjen rasituksen aikaisen käyttäytymisen mittaamiseksi sekä tapoja mitata tutkittavan kohteen lämpötilaa. Kokeellinen osa on työn tavoitteiden mukaisesti jaettu kolmeen osaan. Komponenttilevyn venymistä mitatut ylimääräiset häiriöt poistettiin vaihtamalla komponenttilevyn kiinnitysalustana toiminut tukilevy rakenteeltaan jäykempään mutta yhtä kevyeen levyyn. Testinaikaisen lämpötilan asettaminen ja säätö toteutettiin työssä kehitetyllä automatisoidulla lämmitysjärjestelmällä, joka syötti tehoa piirilevyyn haudattuun lämmitysvastukseen testattavan komponentin lämpötilasta riippuen. Lämpötilaa mitattiin kontaktittomasti infrapuna-anturilla. Kolmannessa osassa tarkastellaan testattujen komponenttilevyjen vauriotyyppejä sekä numeerisia tuloksia pudotustestauksella suoritettuun (toisessa diplomityössä julkaistuun) täysin vastaavaan koesarjaan. Työn testeissä käytettiin kolmea eri juoteseosta (SnAgCu, SnAgCuBi ja SnAgCuNi) sekä kahta piirilevyn suojapinnoitetta (Cu|OSP ja Ni(P)|Au). Testit suoritettiin huonelämpötilassa (24 °C) sekä kahdessa korotetussa lämpötilassa (70 °C ja 110 °C). Testeissä saavutettiin kaikki samat päävauriotyypit kuin vastaavilla muuttujayhdistelmillä pudotustesteissä muutamaa poikkeusta lukuun ottamatta. Lisäksi molemmat testit antavat samansuuntaisia numeerisia tuloksia. SnAgCu- ja SnAgCuBi-juotteilla ja Ni(P)|Au-suojapinnoitteella kokoonpannut komponenttilevyt osoittautuivat huonelämpötilassa tärytystien luotettavimmiksi vaihtoehdoiksi. Kummassakin korotetussa lämpötilassa havaittiin SnAgCuNi-juotteella Ni(P)|Au-suojapinnoitteella selkeästi muita heikompi luotettavuus.

The objective of the thesis was to continue the development to replace the JESD22-B111 drop tester with the vibration tester at various temperatures. The objective was divided into three goals: 1) vibration of the component board under test was to be cleaned from interference vibrations, 2) test temperature was to be controllable and 3) the vibration test should reproduce the same failure modes than the drop test at various temperatures. In the literature part of the thesis some of the most widely used thermomechanical and mechanical reliability tests for high-density electronics were discussed. In addition, some principles to measure behaviour and temperature of the component board under test were reviewed. The experimental part is divided into three sections according to the goals of the thesis. The interference vibrations were cancelled by introducing a more rigid supporting plate while maintaining its light weight. Temperature control of the device under test was performed by the heating system developed in this thesis. Heating power was supplied to the heating resistor buried underneath the component in the printed circuit board. The heating power was determined based on the temperature of the component, which was measured by a contact-free infrared sensor. The failure modes are reviewed and numerical data of the vibration test is compared to similar drop test results (published in another Master's Thesis). Three different solder alloys (SnAgCu, SnAgCuBi, and SnAgCuNi) and two protective coatings (Cu|OSP and Ni(P)|Au) were used. Tests were performed at room temperature (24 °C ) and two elevated temperatures (70 °C and 110 °C). The same failure modes as produced by the drop test were found out in the vibration test with few exceptions. In addition, there was a relatively good correlation with the numerical data of the drop test. SnAgCu- and SnAgCuBi-solders with Ni(P)|Au-coating were found out to be the most reliable in the vibration tests at room temperature. On the other hand, SnAgCuNi-solder with Ni(P)|Au-coating was noticed to be the most unreliable in both the tests at both elevated temperatures.
